Far-infrared intersubband luminescence from quantum cascade sources

Abstract

A systematic study of different active regions for the realization of a far-infrared quantum cascade source based on intersubband transitions is presented. In particular, emission from structures based on a vertical transition and fabricated from GaAs/AlGaAs and InGaAs/AlInAs are reported and their temperature dependence systematically compared. The guiding loss of a vertical transition emitter embedded in a double plasmon waveguide is studied as a function of injected current density.
