Abstract
Single crystals of SiC were successfully prepared by Lely of this laboratory by sublimation of SiC in a controlled gas atmosphere at 2300–2500 °C [1]. In nitrogen green crystals are formed, which show n-type conductivity. Crystals made in B or Al vapour, on the other hand, are blue and p-type. In a neutral argon atmosphere colourless crystals are formed which are p-type, presumably because of Al impurities in the original SiC.
