Zusammenfassung

Treffen Ionen hinreichender Energie auf eine Festkörperoberfläche, so kommt es neben anderen Wechselwirkungen zur Emission von Atomen oder Molekülen des beschossenen Materials. Dieses Zerstäuben oder Sputtern ist die Grundlage eines Vakuum-Beschichtungsprozesses. Dazu wird eine Quelle des Beschichtungsmaterials, das Target, zusammen mit den Substraten in eine Kammer gebracht, die zunächst auf Hochvakuum evakuiert wird. Eine gebräuchliche Methode, das Ionenbombardement zu erzeugen, besteht darin, in einer planaren Diode in einem strömenden inerten Gas, meistens Argon von 0,1...10Pa, eine anomale Glimmentladung zwischen dem Target als Kathode und dem Substrathalter als Anode mit Gleichspannungen von 500...5000 V (Abb. 6.1) oder mit HF-Spannungen (Abschn. 6.3.1) aufrechterhalten.
