Zusammenfassung
Dieses Kapitel gibt einen Überblick über die verschiedenen strahlenden und nichtstrahlenden Rekombinationsprozesse in Halbleitern. Als Modellhalbleiter dienen dabei die beiden für Lumineszenz- und Laserdioden wichtigsten Werkstoffe GaAs und GaP. Die relative Häufigkeit der einzelnen Rekombinationsprozesse hängt von deren Übergangswahrscheinlichkeiten ab. Diese wiederum sind abhängig von der Bandstruktur des Halbleiters und der Art und Dichte von eventuell vorhandenen Rekombinationszentren. Im Falle der optischen Übergänge — das sind jene Übergänge, die mit der Absorption und Emission von Photonen verbunden sind — lassen sich die Übergangswahrscheinlichkeiten aus der Wechselwirkung der Ladungsträger in Leitungs- und Valenzband des Halbleiters mit einem elektromagnetischen Strahlungsfeld berechnen. Für Halbleiter mit direkter Bandlücke liegen sie um Größenordnungen über denen von Halbleitern mit indirekter Bandlücke. Durch Einbau von isoelektronischen Rekombinationszentren läßt sich jedoch auch bei indirekten Halbleitern die Wahrscheinlichkeit für strahlende Übergänge beträchtlich erhöhen.
