Efficiency of bipolar lasers. Compare the efficiency \(\eta \) of different types of GaAs bipolar lasers (double heterostructure laser, quantum wire laser, quantum dot laser, quantum well laser) driven at a current that is ten times larger than the threshold current. Assume, for simplicity, that the quantum efficiency is unity.

Explain qualitatively why the refractive index in the active regions of a GaAs junction laser is smaller than in the adjacent n-doped GaAs and p-doped GaAs regions.

Estimate the intensity of luminescence radiation (emitted into the whole space) of the lasers mentioned in Fig. 28.5.
