Abstract

The accuracy of the hydrodynamic transport model relies strongly on the proper expression of the relaxation times. A Monte Carlo study of these time constants in a highly inhomogeneous electric field is performed. The result shows that a more accurate description of the mo-bility would require higher- order moments of the distribution function beyond the average energy. The significance of the band structure and as-sumptions conventionally adopted for the hydrodynamic transport equa-tions are also discussed.
